This thesis describes the development of a new chip design, enabling both high-speed modulation and detailed chip characterization. A high-speed, long-wave-length monolithic InP-based BTJ VCSEL is demonstrated. Large- and small-signal modulation perfor¬mance is evaluated. Further, one- and two-dimensional long-wavelength VCSEL arrays for wavelength division multiplex (WDM) applications, optical interconnects, and as power-array for free-space optics are presented for the first time.
