摘要
Abstract CdTe single crystals doped by Mn 2+ ion implantation at 150 keV with a fluence of 5 × 10 15 Mn cm −2 were studied by low (9.5 GHz) and high (245 GHz) field Electron Paramagnetic Resonance Spectroscopy (EPR). The EPR spectra examined from 4.2 to 250 K are due to isolated and interacting pairs of Mn 2+ ions. The former species is found to replace substitutionally cadmium atoms while the high field spectra due to Mn 2+ neighbor ions give evidence that the latter occupy crystal sites of reduced symmetry probably caused by lattice strain.
