摘要
We report EPR studies of Cl, In and Al doped, BRIDGMAN grown CdTe. Cl-doping has also been studied in a crystal grown by the Travelling Heater Method. In all cases, photoexcitation at T ≅ 12 K creates an isotropic EPR spectrum. The relevant g values and line-widths are g = 1.668 ± 0.001, ΔH = 25G for Cl doped BRIDGMAN CdTe, g = 1.684 ± 0.001, ΔH = 21 G for Cl doped THM CdTe, g = 1.704 ± 0.001, ΔH = 22 G for In doped CdTe and g = 1.65 ± 0.01, ΔH = 80 G for Al doped CdTe. The EPR signals are tentatively ascribed to shallow donor resonances and the g-values are discussed.
